Direct-to-Chip (D2C) liquid cooling · cold plate
Direct-to-chip cooling brings coolant to the hottest components — typically CPUs and GPUs — through a cold plate attached to the chip package. Heat moves by conduction across a thermal interface material into the plate’s internal flow channels, then out of the server through hoses and manifolds to a Coolant Distribution Unit (CDU).
Cold plates operate single-phase, where the coolant stays liquid, or two-phase. Two-phase designs are expected to become necessary as accelerators approach and exceed 1,500 W TDP.
Components without a cold plate — memory and power delivery among them — still reject heat to air. Air-side cooling is reduced, not removed.
Domestic coverage uses «DTC» and the transliterated form interchangeably with D2C.
Korean facilities are moving to liquid cooling from an air-cooled baseline of roughly 4.8 kW per rack, which makes retrofit — rather than greenfield — the common question here.
